How exactly do I go about leveling the HBM with the GPU die, besides dumping more thermal paste? Is there a particular type of thermal paste that would be best for this uneven nature of the Vega cards? I do plan to undervolt it as soon as I learn how because AMD changed their drivers and Wattman is gone and replaced with something else. I figure either the hotspot temperature is either a sensor that sits in between the HBM and GPU and just gets stupid hot or the reading is off. I took off the heatsink and put more paste which did lower the temp of the Hot Spot, but not enough to make it comfortable. Use more thermal paste on the HBM than you normally would to make up for this difference.Ĩ3C on the memory is still quite hot so it might help to get that down a few degrees more.Īlso, obviously, undervolt the card if you haven't already I noticed the HBM memory does get hotter, and the GPU Hot Spot temperature as well which is crazy high. The effect is that you don't get quite as good contact between the HBM dies and the baseplate of the heatsink as you get with the molded variant. If you don't know this already, these have a slight difference in height between the HBM dies and the GPU die. Also I see from the pictures that your Vega die + HBM dies on the interposer are of the unmolded variant.
